Rectification by symmetry breaking in semiconductor nanostructures

Full-wave rectification is a phenomenon that has been known for many years in micro- and nanoscale three- and four-terminal semiconductor structures. A number of effects were identified as the origin, most of which are based on symmetry breaking of the device structure. After some comments on the fabrication technology, this lecture will address them individually on the basis of experimental results and relate them to critical transport parameters.

The often parasitic mode effect is first reviewed, followed by the hot-electron thermopower, which at low temperatures mostly contributes to the output voltage. This is followed by results on various orthogonal and symmetry-broken cross junctions and on signal addition in two-stage ballistic rectifiers. Finally, the realization of symmetry breaking by the remanent stray fields of nanomagnets and a rectifier mechanism by an electronic analogue of the Venturi effect will be presented.
